Advanced packaging — four U.S. companies said the same thing in summer, and only one of them holds rights in Korea
As the competition to make smaller chips reaches its limits, companies are shifting their focus to better chip integration. Four U.S.-listed companies included this narrative in their disclosures between July and August 2026. We examined what remained behind these statements by reviewing the Korean Intellectual Property OfficeKorean Intellectual Property Office
Regulator · Website and national R&D records. The results revealed discrepancies between what the companies claimed and the remaining records.
As the path to making chips smaller became blocked, attaching technology has risen.
For the past half-century, the way semiconductors have improved was by drawing circuits more densely, but this path has now narrowed to just a few atoms wide, approaching physical limits. The remaining method is to stack or attach multiple already-made chips side by side so they can be used as one. This process of stacking and connecting chips is called advanced packaging. It is widely recognized as a particularly important process for artificial intelligence chips with high computational power.
The performance of artificial intelligence chips depends on how close the parts responsible for computation are to the memory that stores data. The solution to this is high-bandwidth memory, which stacks memory in multiple layers, and there is a company in South Korea that produces it. Attaching the stacked memory next to the computation chip is exactly what advanced packaging entails. This means that if equipment and materials in this field move, South Korea's production sites will also move accordingly.
Four U.S. listed companies mentioned the same technology within two months.

Regulator · Website's specialized search that include technical sections. Between July and August 2026, four filings containing the term "advanced packaging" were found, and companies that manufacture memory or design chips did not use the term, but rather companies in equipment, materials, and quantum computing did.

Amtech, which produces semiconductor packaging equipment and substrates, included this phrase in the title of its quarterly earnings press release to explain why its revenue increased.
AI Driven Demand for Advanced Packaging and Server Board Assembly Equipment Drives Increase in TPS Revenue by 25% from Prior Year Period
In the body, it added a figure showing that AI-related revenue increased by about 120% compared to the same quarter a year ago. In the same paragraph, it stated that revenue from older process equipment actually decreased, indicating a shift in focus within the company.
AI-related revenue in the quarter was up by approximately 120% from the prior year period. Momentum in our TPS segment is being partially offset by the decline in our mature node Semiconductor Fabrication Solutions segment.
ACM Research, which produces cleaning and electroplating equipment, uploaded the Q&A with investors as a disclosure, stating that orders for all three product lines increased, and separately mentioned a method for processing multiple chips on glass or large substrates at once.
All three major product categories, electroplating, cleaning and advanced packaging equipment, achieved significant order growth. Electroplating equipment recorded particularly strong growth across front-end copper interconnect electroplating systems, back-end wafer-level and 3D-stacking electroplating systems, and horizontal panel-level electroplating systems for advanced packaging.
In the materials sector, Element Solutions and Solstice Advanced Materials both disclosed the same information on the same day, combining it and listing advanced packaging as the target field. The same term appears in the reasons given by quantum computing company IonQ for its acquisition of semiconductor foundry SkyWater.
We are investing in capabilities from quantum foundry and advanced packaging to manufacturing and commercialization that the quantum ecosystem requires for future growth.
The four industries differ in equipment, materials, and quantum computing, but they point to the same technology. However, since this is a statement made by the companies themselves, it is necessary to separately verify what has been built behind these statements.
U.S. listed companies submit a 8-K report to the Securities and Exchange Commission when there is something to inform shareholders. Since it is a document without a separate title and categorized by item numbers, one must know the numbers to understand it. 2.02 refers to earnings announcements, 7.01 refers to fair disclosure, 8.01 refers to other events, and 9.01 refers to attached documents. Press releases are usually included as attachments in this document, and the attachments contain the actual content. The date and what the company said are recorded, so it can be reviewed again later.
Is there a record behind the statement? — Only one of the four holds rights in Korea.
An announcement is a statement, but a patent application is an action that requires money and time. Therefore, when a company mentions a technology, the weight of the statement changes if the company also holds rights to the same technology. When searching for domestic patent applications using the names of the four companies on the Korean Intellectual Property Office's search service, a company was found where the statements and records did not match.

ACM Research's 202 items are not just numbers with the company name attached. The five most recently disclosed titles are all process equipment: devices for handling substrates, electroplating devices, and wafer cleaning devices. These are exactly the three product groups the company mentioned in its investor Q&A as having seen increased orders, matching words with records.

It is also notable that the filing dates are concentrated in November and December 2024. Patents are automatically published after eighteen months from the filing date, so what we see now is what the company was doing before. During this period, the company disclosed in a filing that orders for the very equipment had increased. Filing a patent in Korea means the company believes there is or will be a customer in Korea. This is because electroplating and cleaning processes are essential in the multi-layer memory fabrication processes of Korean companies.
In contrast, Amtech holds only one patent in Korea, a solar cell equipment published in 2014, which is clearly different from the artificial intelligence packaging equipment mentioned in the recent performance report. Whether this is because Amtech is not targeting the Korean market or because the equipment's nature involves fewer patent applications cannot be determined from this record alone. However, it is certain that the company does not hold any rights in Korea.
Korean equipment companies continue to file patents during the same period.
Counting three Korean post-process equipment companies in the same way, their scales are quite different, and the most recent disclosure dates are all between July and September 2026, indicating that patent applications are still ongoing.

The recent patent titles of Hanmi Semiconductor include the term "bonding device," showing directly in the patent title that the equipment for attaching chips is the company's main product. All three companies have about 500 patents, more than twice the 202 patents held by the U.S. company ACM Research. However, this number refers to all patents held by the company, not just packaging-specific ones. To categorize them by subject, international patent classification codes must be counted separately. This article did not count only packaging-specific patents.

The first two abstracts discuss methods for processing 3D point data using quantum neural networks. This type of data is likely to be used for applications involving lidar sensors in autonomous vehicles. The third is a circuit for classifying objects in images. The fourth involves methods for calculating molecular properties, which could be relevant to battery materials. All four remain in the public domain. A patent application is a document stating an intention to pursue a technology, not proof that a product has been developed.
The South Korean government is also investing in the same area.
Whether the technologies mentioned by the company align with those receiving government funding can be verified through national R&D records. Using "advanced packaging" as a keyword on the National Science and Technology Knowledge Information Service, the number and amount of projects from 2018 to 2026 increased together.
| Year | Number of Projects | Government Investment Research Funding |
|---|---|---|
| 2018 | 27 | 12,600,000,000 won |
| 2020 | 31 | 13,800,000,000 won |

| 2025 | 178 | 128,000,000,000 won |
| 2026 | 295 | 251,800,000,000 won |
The number of projects increased more than tenfold over eight years, and the amount increased twentyfold. The period when the increase began, between 2023 and 2024, coincided with the time when demand for artificial intelligence semiconductors began to be discussed in earnest. Considering that the disclosures from the previously mentioned U.S. companies are concentrated in the summer of 2026, the government budget appears to have moved one or two years ahead of the companies' announcements. The institutions that received the most money were not universities or companies, but research institutes established by the government.

Ministry · Website. The fact that funding is concentrated in government-funded research institutes rather than universities or companies, and that the largest project is infrastructure construction, suggests that the technology is still in the stage of equipping facilities and equipment.
One of the chip attachment methods is worth examining separately.
Within advanced packaging, the method of directly aligning copper wiring of two chips without adhesive is called hybrid bonding. This technology reduces the distance between chips by eliminating the small protrusions that were previously inserted between them, and is used to stack high-bandwidth memory higher. The relatively low number of search results makes the trend clearer.

The largest funded project in 2026 is the development of inspection equipment for ultra-high-density hybrid bonding, assigned to the Korea Institute of Machinery and Materials. The fact that the inspection equipment, not the bonding equipment itself, is the largest project highlights what is most difficult in this process. It means that verifying whether the invisible bonding surface is properly attached is the bottleneck, more challenging than the bonding process itself.

This article has reviewed what the company said itself, the budget allocated by the government, and the patent applications accumulated at the Korean Intellectual Property Office. None of these are results but rather plans and current statuses, so it is better to monitor what follows by date.
First, Amtech will disclose whether orders for AI-related equipment continued in the fourth quarter of its fiscal year. Next, the merger between Element Solutions and Solstice, which requires approval from both shareholders' meetings, will result in a disclosure. In patents, the joint application by Hyundai Motor, Kia, and IonQ, which is currently in a publicly disclosed state, can be observed to see whether it proceeds to registration. National projects are reallocated each year, so when the 2027 figures are released, the same search terms can be used again to count and confirm whether the trend continues.
How it was calculated.
U.S. filings were collected from the U.S. Securities and Exchange Commission's professional search, selecting 8-K filings containing "advanced packaging" from 2015 onward, and choosing those from July and August 2026. The quoted sentences are from the original attachments of each filing and were included without translation.
Patents were retrieved using the applicant search feature of the KIPRIS Plus public API from the Korea Intellectual Property Information Service on September 23, 2026. Since company names vary in their Korean and English spellings, both were included in the search. The number listed in the table is the total number of results from the search. For SkyWater, some domestic corporations with the same name were included, so those were excluded and marked as 0.
National projects were retrieved from the public API of the National Science & Technology Information Service, using advanced packaging and hybrid bonding as search terms, grouped by year. Up to 1,000 entries were retrieved for advanced packaging, and all 307 entries were retrieved for hybrid bonding. The amounts listed are the sums of government-funded research expenses for each project, grouped by year.
Limitations of this calculation. Since the results are based on search terms, not all projects are exclusively related to packaging. Large-scale programs such as regional science and technology support initiatives, where the term appears somewhere in the description, may also be included. For hybrid bonding, projects unrelated to the current technology, such as the 2003 optically integrated module, may also be mixed in. Yearly comparisons are consistent as they were calculated using the same search terms, so the increasing trend can be read. Patent counts are for the entire company's applications, not exclusively for packaging, and to categorize them by subject, separate classification codes would need to be established. Verification date: September 23, 2026.
Terms used in this article
- Advanced packaging
- A back-end technology that stacks or connects multiple already-made chips to function as a single component. As front-end processes for drawing circuits smaller reach their limits, it has become a main means to improve performance, and all four regulatory filings in this article use this term.
- High-bandwidth memory
- A memory that stacks memory chips in multiple layers and vertically wires them to allow large amounts of data to be transmitted and received at once. It is abbreviated as HBM in English. Since it is an item attached next to an artificial intelligence computing chip, it is directly related to advanced packaging.
- Hybrid bonding
- A method that directly bonds the copper wiring and insulating layers of two chips without using adhesive. It eliminates the bumps inserted between chips to reduce the distance between them, but the process is complex because the surface must be made extremely flat. It is a subject separately counted in this article as a national project.
